If an alien in Doctor Who has scared me, it's The Doctor. He looks upon death and destruction with a grin, he managed to take out the European Prime Minister with four words, he has defeated Daleks, Cybermen, other Time Lords, and many more. To be honest, The Doctor scares the crap out of me.
i do not agree with this film. i think that the empty child episode was the scariest of all as i couldn't sleep for days after it. The second scariest is definitely the warewolf episode with david tennant.

Have you listened to every piece of music, no? But you'd still pick a favourite song. The weeping angels part is definitely scary. It scared the shit out of me to the point i had the same nightmare (the part where the girl leaves the guy to watch the statue and the statue gets really close) five times in one night. Now I freak out at EVERY statue I see o.O
...great job....Revelation of the Daleks was a very Dark episode, one of the darkest, where Davros feeds dead people to living people to make money....the whole episode was scary....
Two more: the spirit of Aggedor from the Third Doctor, "The Curse of Peladon", and The Silence from the Eleventh Doctor's "The Impossible Astronaut"/"Day of the Moon".
For me the scariest moment in Dr Who occurred in the final episode of Inferno, where the chap in the white coat who had been infected by the slime confronts Jon Pertwee on top of the gasometer. Also the Spearhead from Space autons provide some very chilling moments, as do the eponymous Robots of Death.

This is because there are two episodes of The Twilight Zone that essentially follow the same plot as the previously mentioned Doctor Who episodes, these two Twilight Zone episodes are "Monsters are Due on Maple St." and "It's A Good Life", respectively.

The 'enemy' that scared me the most is the gas mask wearing kid in The Empty Child. With his creepy voice, his manipulation of the speakers and the fact that you just couldn't see his face! I was 13 at the time, and I had to sleep in my sister's room for a week until the next episode

When I was a kid (about 5-6) one moment that scare the hell out of me was in the android invasion, when in the end of one episode Sarah fell and is revealed as a robot. Probably was effective as a kid.

@markiduval My scariest moment as a child was the first time I saw the autons, the spearhead from space mainly due to manequins in the time looking horrific, I was scared for quite a while :)

Gas mask zombies are pretty creepy in The empty child/The doctor dances. ALSO i know its just me but the clockwork robots in The girl in the fireplace just the hiding of there faces and the evil smile as they do all this.

The antimatter thing was scary. Loved Dr Who as a kid, but hated the cliff hangers.
